My "canon" Shepard thinks the best thing for him is not to have Sidonis' life on his conscience, but to recognize that he had the chance, chose not to take it (he's the one who says "tell him to go" even if it is with Shepard's guidance) and decided to move on, that that's mentally and emotionally the best thing for him. He depends on Shepard in this moment to be his moral compass, his rock to lean on, his commander he can trust to make the right call - and that trust in Shepard's call is what lets Garrus move forward, not Sidonis' fate. He needs either Shepard to stop him, or Shepard to let him do it, in order to know that what he's doing is right. Garrus is lost, and in the aftermath, he really knows it. He's never once seen her let someone do what he's openly planning to do, but he asks her to come along anyway - maybe subconsciously knowing that's what he needs. So when he asks me to come with him to kill Sidonis, my headcanon is that he knows this Shepard and has seen what she's done every single time she's presented with a situation like this. I bring him with me to Jack's mission, and I stop Jack from killing Aresh. I bring him with me to Miranda's mission, and I stop Miranda from killing Niket. I bring him with me to Mordin's mission, and I stop Mordin from killing Maelon.
